0-110GHz双平衡混频器的设计

Design of A 0-110GHz Double Balanced Mixer

采用InP衬底,以空气桥工艺制作的肖特基二极管为核心器件,设计了一种0~110GHz的宽带双平衡混频器。整个混频器包括一路射频信号输入,两路射频信号输出,上下各有两路中频信号输出,同一侧中频信号的输出相位差为180。以及四个肖特基二极管作为混频器单元。仿真表明,该混频器在100MHz到110GHz频带内的变频损耗小于40dB。

Using INP substrate and Schottky diode made by air bridge process as the core device,a 0-110 GHz wideband double-balanced mixer is designed.The whole mixer includes one channel of RF signal input,two channels of RF signal output,two channels of IF signal output above and below,and the output phase difference of IF signal on the same side is 180.And four Schottky diodes are used as mixer units.Simulation shows that the frequency conversion loss of the mixer in the frequency band from 100 MHz to 110 GHz is less than 40 dB.
