摘要
本文论述了采用实验和仿真相结合的参数辨识方法,通过器件的外特性辨识其内部物理模型参数。这一方法的实现依赖于最优化算法的应用,通过最优化算法的迭代不断促使仿真波形向实验波形逼近,从而实现器件模型参数的自动辨识。在实现功率二极管模型参数辨识的基础上,对所辨识的参数进行了有效性验证。本文给出了以BYT12PI100为例的实验结果。
This paper adopted the parameters identification method based on simulation and experiment by which the device interior model parameters were extracted by its exterior characteristics. The method was implemented by the optimization. The parameters were identified by minimizing the error between the simulated and the measured transient characteristics by the optimization. Based on the identification, the parameters identified were validated. As an example, the experimental results for BYT12PI100 were presented.
