应用SiC混合模块的牵引逆变器

摘要 研发了一种结势垒肖特基(JBS)二极管,在3kV电压下,具有低正向电压和低漏电流特性。用Si-IGBTs和SiC-JBS二极管搭建了标准3kV/200A混合模块。通过采用混合模块和高速驱动电路,我们试图降低反向恢复损耗及开通功率损耗。同时,我们估算变流器和逆变器的总能量损耗减小到原来的32.4%。另外,混合模块能成功地驱动列车的感应电动机。 A JBS diode is developed with features of low forward voltage and low leakage current under the voltage of 3kV.A stamdardised 3kV/ 200A mixed modular is constructed using Si-IGBTs and SiC-JBS diodes.By adopting mixed modular and high-speed drive circuit,we try to lower the backward recovery loss and cut-over power loss.In the meantime,it is estimated that the total power loss of convertor and inverter can be lowered to 32.4 percent of the original situation.In additon,mixed modular can drive the induction motor of a train successfully.
