摘要
本文以当前电子设备、元件及配线电路的发展趋向为技术背景,重点针对导热性,比较了常用陶瓷基片材料的性能,并详细介绍了氮化铝(A1N)陶瓷基片材料的研究现状。
On the bachground of current development trend of electronic equipments and intergrated circuits,this paper compares the characteristics of common ceramic substrate materials put- ting emphasis on the thermal conductiv- ity.It details the present research situ- ation of aluminium nitride(A1N)cera- mic substrate material.
