摘要
给出了Ka波段PHEMTMIMICVCO设计过程 ,根据直流特性曲线确定直流工作点 ,得到对应的S参数 ,再转化为Z参数 ,计算出输入输出谐振回路和输出电路的阻抗 ,用AgilentADS软件进行了仿真 ,振荡中心频率 3 3 .14GHz,用PHEMT管作为变容管 ,调谐带宽为 2 0 0MHz。
Design process of Ka band PHEMT MIMIC VCO was given. DC bias operation point was confirmed according to DC output curve. S parameters were gotten with DC counterpart, then S parameters were changed into Z parameters. Input harmonic circuit and output circuit were calculated according to Z parameters. VCO circuit was simulated with agilent ADS software. Center frequency of VCO was 33.14 GHz, band wide of oscillator was 200 MHz when PHEMT was used as varactor.
