深亚微米器件玻耳兹曼传输方程的实用解析模型

摘要 深亚微米MOSFET须应用玻耳兹曼传输模型。本文建立了一个基于物理假定的解析解模型,其特点是可以加入经典模型BSIM3v3,并通过模拟程序CMOSIS进行了模拟验证。 An analytic solution model of Boltzmann equation based on physics assumption in extremely scaled MOSFETs is developed and implemented in classical BSIM3v3 model.The CMOSIS is used for the simulation examination.
