摘要
利用有效折射率法计算了隧道再生双有源区大功率半导体激光器的工作模式,并对计算得到的激射模式的近场、远场与实验结果进行比较,得到激射模式为一阶模,二者十分吻合,这有助于进一步优化设计波导结构。
Using effective refractive index method, the modes of tunnel junction regeneration high-power semiconductor laser with two active regions are calculated. Near field and far field of lasing modeare compared with the experimental results. And the lasing model is one step mode, the calculated resultsare in agreement with the measured data. It will be helpful to optimize the waveguide structure in further.
