摘要
用化学共沉淀法,经热处理制得Zn_(1-y)Al_yO系敏感材料。实验发现,在y<0.08区间内,材料的电阻降低幅度较大,当y>0.08时,阻值开始随y值增大而上升。XRD分析表明Zn_(1-y)Al_yO(O<y<0.1)是固溶体,此体系中存在缺陷平衡,并探讨其导电机制。
This paper reports the investigation on relationship of conductive mechanism with solid solubilityin Zn_(1-y)Al_yO n-type semiconductor system prepared by co-precipitation method.It is found that the resistance of the system remarkably decreased while y<0.08,but it slowlyincreased as the range of y value was from 0.08 to 0.30 Zn_(1-y)Al_yO system with 0<y<0.10 is solidsolution as shown by XRD analysis According to the defect equilibrium theory,the reason of varianceinresistance and the conductive mechanism for this solid solution system are discusse.The pointdefect equilibrium equation exists in this solid solution system.
