摘要
分析了半导体激光器(LD)增益开关的理论特性。直接调制1.3μm国产双异质结InGaAs激光器得到重复频率为1.1GHz,脉宽为25~50ps的超短光脉冲。
The generation of picosecond optical pulses by direct modulation of 1.3μm lnGaAs diode laser is reported.The optical pulse which has a 1·1GHz repetition rate and 25~50ps pulse width is achieved.
