摘要
本文从电导调制因子λ的定义式和东芝公式出发,引入“协调少子扩散长度Lp”和“协调少子寿命τp”,进行VB0-λ表象变换,使PNPN结构的参数设计转换成只有一个变量的优化设计法。在λ表象中,估算设计参数简捷可行,易于掌握,便于检查。
Starting from the conductance modulation factor equation and the Toshiba Corp Formula and by the introduction of 'coordinate minority carriers diffusion length Lp ' and 'coordinate minority carriers lifetime τp ',this paper carries out the VBO-λ representation transformation,which simplifies the design of PNPN structure parameters as the optimum design of only one variable. Through λ representation,it becomes simple and feasible to calculate design parameters and it is easy to understand and re-check the design.
