干涉法和K-P模型计算量子阱红外探测器能带结构的比较

摘要 利用电子波在量子阱界面上的反射和干涉理论,可以计算量子阱红外探测器(QWIP)的能带结构。用此干涉法与K-P模型所得到的峰值波长与阱宽的关系曲线在阱宽非常小的条件下存在差异,依据测不准原理对此进行了探讨,分析表明在小尺寸的量子阱中基态能级是不确定的,其有能量偏差。同K-P模型相比较,干涉法更简单易行。 The energy band structures may be calculated based on the interference and reflectance of electron wave at interfaces between wells and barriers. But it is found that the curves are inconsistent when the well thickness is very small (4 nm) which represents the relationship between the peak wavelength and the width of the well. We discuss this phenomenon based on the uncertainty relations and found that the energy of the ground state ( E[0] ) is uncertain as its discrepancy may be expressed as △E≥√2mwE[0]h/mw 2△x, Compared to the K - P model, the method based on the interference is much more easy to be manipulated.
