介绍了微波和超高速异质结器件的研究和发展，着重叙述了各种异质结场效应管、异质结双极晶体管和双极场效应管的特点、发展水平和新型器件结构。
The paper introduces the development of heterojunction devices for microwave and ultrahigh-speed applications,describes mainly the features,state of the art and recent device structures of various kinds of HFET, HBT and Bi-FET.
