摘要 随着高压大功率双极功率集成电路在各种电源管理、功率驱动等领域中的应用日益广泛,产品的可靠性设计和控制显得尤其重要。介绍了高压大功率器件小电流的控制研究,说明了小电流形成的原理,及其对产品可靠性的影响;对各类曲线进行了详细分析,阐明了小电流的测试和控制技术,以及小电流对高压大功率双极型集成电路可靠性的重要性。 With the increasing applications of bipolar high voltage power integrated circuits in power management circuits and power drivers, the reliability design and control of IC products are becoming more and more important. A study was made on the small current control of the high voltage power devices. The mechanism of the small current generation and its effects on the reliability of the products are dealt with. Different plots were analyzed in particular. The small current measurement and control technology are described, and the effects of small current on the reliability of the bipolar high voltage IC's are discussed.
