摘要 研究了门极可关断晶闸管的关断原理,参数设计及制造工艺技术;提供了逆阻型大容量门极可关断晶闸管的设计参数、图形结构及制造工艺过程。并对门极可关断晶闸管的扩散杂质分布、各单元及多个单元并联的特性进行了测试。 The GTO's turn-off tory, design parameter and the technigue of production are studied.The reverse blocked power GTOs design parameters, construction and metallization pattern, and technological process have been presented.The doping profite and the characteristics of single unit and multipled units in the GTO, which was trial-produced by authers, have been measured.It is shown that the parameters of the device agree with their design, and the unit parameters are much dose between each unit in the device.Having been sealed by press fit,the device passed the test of turning off 500 A current. The device was made by using domestic materials, equipments and installations totally. It's technological process is suitable for mass production of GTO.
