摘要
针对通常用来研究半导体激光器调制特性的速率方程中所采用的载流子寿命不变近似所存在的问题,重新对小信号调制下半导体激光器的速率方程组进行了线性化处理。解析推导的结果表明,考虑载流子寿命的变化,弛豫过程的阻尼(damprate)明显增大,共振频率有所改变。
It is proved that,when the linearization method is applied to the time dependent rate equations used to study the modulation characteristic of a semiconductor laser at a small current signal,the constant carrier lifetime assumption is logically unreasonable.After appropriate modifications,the rate equations have been linearized,analytical resolutions have been deduced,and comparison has been made through with these obtained and constant carrier lifetime assumption.
