摘要 以99.999%的锌、锗和红磷为原料通过直接化合的方法合成ZnGeP2多晶料,采用布里奇曼法通过自发成核方式生长出尺寸为Φ7mm×25mm的ZnGeP2晶体。X射线粉末衍射实验表明合成的多晶料的成分是ZnGeP2,所获ZnCeP2晶体的结构属于四方晶系,空间群142d。X射线摇摆曲线表明所得晶体完整性较好。用莫氏硬度计测得ZnGeP2晶体的莫氏硬度为6.5。测量了晶体的热重和差热曲线,证明在室温~800℃的范围内晶体热学性质稳定。 The polycrystalline material of ZnGeP2 was synthesized by means of a direct reaction with 5N pure zinc, germanium and red phosphor. The ZnGeP2 crystal with dimension of Φ7mm×25mm can be obtained by Bridgman method with the synthesized polycrystalline material. The cell parameters of the as-grown ZnGeP2 crystal were measured by X-ray powder diffraction. The full-width half-maximum (FWHM) of the X-ray rock- ing curve of the as-grown ZnGeP2 crystal was measured to be 245.55". The Mohs hardness was determined to be 6.5. The DSC curve indicated that the as-grown ZnGeP2 crystal has good thermal stability in the temperature range from room temperature to 700℃. Thermal gravity analysis shows that the as-grown ZnGeP2 crystal mass changes very little and no more than 0.5% from room temperature to 800℃.
