摘要
本文讨论了半导体发光材料的新应用—GaAsP视觉敏感光敏二极管。这是在n—GaAsP上制作浅结的光敏二极管,通过对研组份值、结深的控制,器件的|△EV|≤0.1,这意味着器件的光谱响应十分接近于人眼,其暗电流小于0.2pA/mm2,灵敏度为0.8μA/mm2。该光敏二极管已成功地应用于高级自动电子相机中。
In this paper, the new application of semiconductor light emitting material-GaAsP visual response photodiode was described.It is a photodiode with a shallow p-n junction in a n-GaAsP. By controlling the composition and the junction depth, the diodes having |△EV|<0. 1 was fabricated. This means that the spectral response of photodiode is very colse to the human eye. The dark current was less than 0. 2 pA/mm2, typical sensitivity was 0. 8 μA/mm2. This photodiode has been applied to the automatic electronic camera.
