摘要
通过将GaAs基滤波器与InP基探测器键合在一起,实现了一种新型可调谐的长波长光电探测器。通过热调谐,在13 V的偏置电压下,峰值波长从1 540.1 nm红移到1 550.6 nm,实现了10.5 nm的调谐范围,响应线宽维持在0.6 nm,量子效率也保持在22%左右。从理论上分析了器件的调谐原理,利用传输矩阵法模拟了滤波器的透射光谱,并通过实验加以了验证。
We demonstrate a tunable long wavelength photodetector which is fabricated by bonding a GaAs-based filter with a InP-based p-i-n detector. Through thermo-tuning, the peak wavelength red shifts from 1 540.1 nm to 1 550.6 nm under a bias voltage of 13 V,a tuning range of ]0.5 nm is realized with the linewidth maintaining 0,6 nm and the quantum efficiency of the device keeping around gg %. The tuning theory is analysed, and using the transmission matrix method ,we simulate the transmission spectrum of the filter. The experimental results show that they are validated.
