绝缘栅双极晶体管驱动保护集成电路设计

摘要 绝缘栅双极晶体管(IGBT)驱动保护集成电路是为适应新一代IGBT的应用而设计的专用集成电路,它具有故障检测、故障输出、缓关断驱动输出、降栅压、负栅压等功能,最高工作频率可达到100kHz,输出驱动电流为±200mA。对电路及保护功能进行了分析和研究。 An insulated gate bipolar transistor (IGBT) integrated circuit with drive protection has been developed for application of new generation IGBT′s.The IC has been designed to include reference circuit,fault diagnosis and fault control output circuit and also incorporate protection functions such as slow turn off driving output voltage,drop gate voltage and negative gate voltage into one chip.It is required to have a current output of ±700 mA and a maxium operating frequency of 100 kHz.The circuit is analyzed and investigated,along with its protection functions.Process conditions and experimental results are presented.
