摘要
介绍了以栅宽0.4mm 器件为基础的8mm 单级单片 IC 的设计、制造及性能测试等。该单片在32～33GHz,输出功率大于100mw,增益大于3dB,最大输出功率达150mW。
The design,fabrication,and performance,measurment of 8mm monolithic IC based on the device with 0.4ram gate width are presented. The performance of the MMIC are.P_(out)>100mW,g_a>3dB,P_(outmax)=150mW at 32～33GHz.
