摘要
采用Hspice2003.09软件,利用精确和接近实际的元器件模型进行仿真模拟,仿真对象为三输入与门。通过对传输特性的分析,证明三输入与门的三个输入端对输出端的影响存在差异性。通过对不同工艺尺度和不同NMOSFET衬底连接状态的传输特性分析,找到了减小输入端差异性的方法。其中采用了0.5um,2um和4um沟长参数进行仿真分析,结果对实际芯片的电路设计有较直接的参考价值。
Adopt Hspice2003.09 software with accurate and closed-factual device model to simulate three value and gate. This study proves the existence of difference among input port of three value and gate through the analysis of the transferring characteristics of that circuit. Then this study gives two method to decrease the difference through the analysis of the circuit with difference technics scale and different way connecting the substrate of NMOSFET. The 0.5um, 2um,4um gate length is all simulated in the analysis work, so the result gives a direct reference value in designing industrial circuit.
