摘要
选择乙二胺(EDA)、柠檬酸钠、羟基乙叉二膦酸(HEDP)、葡萄糖酸钠、乙二胺四乙酸二钠(EDTA-2Na)、四羟丙基乙二胺(THPE)六种金属配位剂作为研究对象,研究了配位剂浓度、溶液pH值对配位物溶液稳态阴极极化曲线的影响。结果表明,葡萄糖酸钠、柠檬酸钠、HEDP、EDTA-2Na、EDA五种配位物镀液与氰化镀铜溶液的阴极极化较接近,有可能用做无氰碱性镀铜的主配位剂。
The polarization curves of six kinds of complexing agent solutions containing cupric ions for cyanide-free copper electroplating were studied.Thus the effects of the concentration of the complexing agents,including citrate,gluconate,EDTA-2Na,HEDP,ethylenediamine(EDA),and N,N,N,N-tetrakis-(2-hydroxypropyl)-ethylediamine(THPE),and the pH value of the electrolytes on the polarization curves were discussed.It was found that the order of the cathode polarization for the electrolyte containning the complexing agents was ranked as CN->gluconate≈HEDP≈citrate≈EDTA-2Na>EDA>P2O2-7>THPE,and the complexing agents including citrate,gluconate,EDTA-2Na,HEDP,and EDA could be used as the major complexing agents for cyanide-free copper electroplating.
