摘要
本文对无耗型MESFETN极注入混频器电路工作原理进行了分析,在对这种混频器进行CAD研究中,提出了MESFET模型扩展技术,在此基础上进行了Ku波段无耗型MES-FET混频器单片集成电路的设计与研制,混频器电路的测试结果与计算相符,性能达到:变频增益-2dB,,噪声系数7~8dB.
Analysis on the principle of Non-dissipative MESFET drain mixer circuit has been made. During research of CAD of this type of mixer, the technique of expanding the MESFET model has been offered. On the basis above, the Ku-band non-dissipative MESFET mixer MMICs have been designed and manufactured. The measurement results are in good agreement with computation. The mixer performs-2dB of conversion gain and 7-8dB of noise figure.
