Theoretical Analysis of Novel Self-Pulsating Multisection Distributed Feedback Lasers

摘要 提出一种新型可产生稳定自脉动光脉冲的多段式分布反馈(MS-DFB)半导体激光器结构,其特点在于各DFB段采用了不同的脊波导宽度。为了对变脊波导宽度MS-DFB激光器的工作特性进行理论分析,利用时域有限差分(FDTD)方法对大信号模型进行了求解。数值计算结果表明,当前、后DFB段脊波导宽度分别为1.5μm和3.0μm而其他结构参数相同的情况下,MS-DFB激光器可以产生频率为195 GHz的稳定自脉动光脉冲。 A novel multisection distributed feedback (MS-DFB) laser with varied ridge waveguide width is proposed to generate stable self-pulsations. Theoretical analysis of the spatiotemporal dynamic response of the proposed MS-DFB laser is cartied out by solving the large-signal traveling-wave model with finite-difference time domain(FDTD) method. The stable selfpulsating output at 195 GHz is predicted for MS-DFB lasers with 1. ,5 μm and 3.0 μm ridge waveguide widths in the front and the rear DFB sections, respectively.
