摘要
采用热重法对组分不同(x=0.15~0.26、y=0.50~0.54)的(Hg1-xCdx)1-yTey晶体s-g平衡体系进行了P-T关系测量(T<560℃、P=2~76kPa);发现x值不同的样品对P-T的影响不明显;y值偏离(y≥0.504)的样品在420±5℃有PHg降,并对此进行了分析,提出了利用此现象可以减少MCT晶体中的富Te量和改善Te组分均匀性;补充了51kPa以下的P-T数据,通过与传统相图的比较发现MCT的相存在区缩小,特别是在10kPa以下,Te饱和线逐渐向Hg饱和线靠拢,并对本征线的可能位置进行了分析。通过该研究为MCT晶体造火条件提供了精确的选择范围。
The P - T relationship on the heat-treated system of (Hg1 -x Cd)x )1-y Tey (x = 0. 15 ~ 0. 26、 y = 0. 50 ~ 0. 54) crystal is measured with thermogravimetry (T < 560℃, P = 2 ~76 kPa). It is found out that the influence of x value is not obvious and th samples of y value deviation (y>O. 5O4) have PH, falling suddenly around 420 ±℃. This phenomenon is analyzed and then the conclusions are obtained that it can reduce the Te-rich amount and improve the Te composition homogeneity in HgCdTe crystal, therefore, the P - T data under 51 kPa is replenished. It is also found out that the phase region of HgCdTe is reduced by comparing with the traditional phase diagram, specially the Te saturation curve is closing to the Hg saturation curve under 10 kPa. The possible position of intrisic curve is analyzed. The research provids the precise selective range for HgCdTe crystal annealing.
