摘要
现在的信息技术主要利用电子的电荷自由度去处理和传输信息,利用电子的自旋自由度去存储信息.而稀磁半导体同时利用了电子的电荷属性和自旋属性进行信息处理和存储,使其成为了一类新型的半导体.稀磁半导体具有很多特殊的性质,在高密度存储器、半导体集成电路、半导体激光器和量子计算机等领域将会有广阔的应用前景.本文主要介绍了近年来世界各国研究小组采用不同方法合成的ZnO基稀磁半导体,对其磁性进行了系统研究,分析了铁磁性产生的机理.
The current information dispose and transmit mainly take advantage of the electronic degree of freedom, and use the degree of freedom of the electronic spin to store the information. The diluted magnetic semiconductor make use of the electronic charge and spin together to dispose and store the information, so, it has become a new kind semiconductor. The diluted magnetic semiconductor owns many special characters, which wides it's application fields, such as in the high-intensity memory, integrated circuit, semiconductor laser and quanta computer. This article introduces the ferromagnetism of the the ZnO diluted magnetic semiconductors crystals which has been synthesized by many foreign institutes, and discuss the formatin procedure of the ferromagnetism.
