异质结结构热电子发射的蒙特卡罗模拟

摘要 基于异质结结构热电子发射的热电制冷,是近年来提出的一种高效制冷方法。利用蒙特卡罗方法,以提高异质结结构的固态热电子发射率为目标进行了多因素模拟研究,分析对比了非平面势垒与平面势垒两种结构在不同环境温度下电子穿越势垒的能力,为深入认识异质结结构热电制冷器的工作特性奠定了理论基础。 The therrnionic emission cooling employing hetero structure is a high efficient cooling method. Monte Carlo simulation technology is used in this paper to study the way to enhance the thermionic emission rates. Taking into account non-planar and planar barrier structures, the emission rates of electron over the barrier under the different ambient temperatures are analyzed and compared. The simulation results can be used to understand deeply the characteristics of the therrnionic emission based on the hetero structures.
