摘要
本文报道了利用共面微带线间的指状交叉型光电导开关,在以蓝宝石为衬底的硅片(SOS)上构造了一种新型的光电探测器.非接触电光取样测量表明,它具有超过100GHz的-3dB带宽.在100fs、25pJ的脉冲激光照射下,产生的电脉冲峰值约为300mV,脉宽(FWHM)为3.3ps.
A novel, integerable photoconductive detector chirp is reported. It has an intedigital structure and integrated into a coplanar transmission line on O ion-irradiated sillicofl on sapphire (SOS) substrate. Its response time is 3. 3ps measured by external electrooptic sampling system and the -3dB bandwidth point of its freguency response is over 100GHz.
