摘要
制备了一种组合式二维面发射激光二极管列阵。该列阵含6个发光区,脉冲输出功率可达220mW,且具有制作方便,兼备Si过渡热沉的优点,有利于器件可靠性的改善。并对影响发光效率的原因进行了分析。
A type of two-dimensional surface-emitting diode laser arrays is reported. The hybrid arrays with six lasing regions were fabricated and 220 mW of pulsed output power was obtained. The configuration improves the reliability of lasers by allowing for the use of Si heat sink. The approach is easy and holds great promise for high-power two-dimensional laser arrays. Factors related to the reflectivities in this configuration is discussed.
