摘要
本文提出了一个包括p+nn+结构的光生电势物理模型,并由此导出了光生电势的一般方程.该方程为二阶非齐次偏微分方程,它基于对光电流收集电极所在的受光表面层中的光生电势的分析来描写一般的光生电势行为.在三种光生电势发生的特定条件下,它可简化出结场光生电势、丹倍电势和横向光生电势(横向光电效应)的函数关系式.该方程统一了各种光生电势的行为机理.
The paper presents a physics model of photovoltaic effects which involved a p+nn+ structure. Using this model it is possible to describe several different photovoltaic mechanisms. Meanwhile, The paper derives an universal photovoltaic equation of photovoltage at the surface under nonuniform light. Under specified condition, the equation is simplified to expresions of junction field pholovoltage, Dember photovoltage and transverse photovoltage.
