摘要
Saris F. W.’ et al.first studied the structures of superlattices using the Rutherford Backscattering(RBS)/channeling technique in 1980. They found the anomalous dechanneling phenomenon that the dechanneling yields along the [110] axis of strained-layer superlattices (SLS) were much higher than those along the [100] axis. The anomalous dechanneling is considered to originate from the zigzag of [110] axes due to the strain in the SLS, Pan and Chu et al. presented a data analysis technique to determine the Δθ angle, the kink angle, between the [110] axes of two adjacent layers of SLS, and successfully measured the Δθ for the GaSb/AlSb SLS.
