环氧树脂/改性AlN导热绝缘复合材料的制备与性能研究 被引量:15

摘要 将改性后的高导热的AlN与环氧树脂(EP)进行复合制备了EP/改性AlN导热绝缘复合材料。研究了改性AlN的含量对EP/改性AlN复合材料的导热性能、电绝缘性能、粘接性能、热稳定性能及微观结构的影响。结果表明,当AlN体积分数为30%时,EP/改性AlN复合材料的热导率达到0.75 W/(m.K),约为EP的4倍;线胀系数为6.3×10-5K-1,仅为EP的50%左右;体积电阻率为1×1013Ω.cm,具有电绝缘性能。EP/改性AlN复合材料具有优于EP的粘接能力。 The epoxy resin (EP)/modified AlN thermal conductive and insulative composite was prepared by blending the high thermal conductive modified AIN and EP. The effect of content of AlN on the thermal conductivity, electrical insulation, bonding capability, thermal stablity and microcosmic structure of composite was investigated. The results indicated that when the volume fraction of AlN was 30% , the thermal conductivity of composite was 0.75 W/( m.K) and was about 4 times that of pure EP; linearity expansion coefficient of composite was 6.3×10^-5 K^-1 and was only 50% that of pure EP; the volume resistivity of composite was 1 × 10^13 Ω.cm and had the property of electrical insulation. The bonding capability of EP/modified AlN composite was better than that of pure EP.
