摘要
本文主要介绍ZnO纳米棒的生长及其优异的发光性能.分别采用低温(<100℃)和高温(-900℃)在p型衬底上生长ZnO纳米棒.ZnO纳米棒/p型衬底构成p-n结,从而制成发光二极管(LED).利用光致发光(PL),点致发光(EL),以及电学性能测试仪等仪器设备测试LED的性能.结果表明,ZnO发射光的谱带很宽,可见光部分来源于深能级发射,预示ZnO在白光LED科技领域具有潜在的应用价值.
In this paper we demonstrate the growth of ZnO nanorods having excellent optical properties. The growth was achieved on different p-type substrates having crystalline as well as amorphous nature. Further the growth was achieved using low ( 〈 100℃ ) and high ( - 900℃) temperature growth methods. The grown ZnO nanorods/p-type substrate different pn-heterojunctions were used to process light emitting diodes (LEDs). Photoluminescence (PL), eleetroluminescenee (EL),and electrical were all used to investigate the fabricated LEDs. The results showed that, in all case, a broad spectrum covering the whole visible range is observed. This broad visible emission is due to the deep level emission 8DLE) band of ZnO. The observation of this broad band covering the whole visible range implies that ZnO provides a potential for the development of white light emitting diode technology.
