摘要
微波功率器件广泛应用于无线通信、雷达与电子对抗、军事装备以及医疗电子等系统中。本文介绍了微波功率器件的发展历程和应用领域,重点介绍了LDMOS、GaAs HV-HBT,SiC MESFET和GaN HEMT等新型微波功率器件的特性与应用,并对下一代电子系统中的新型功率器件应用前景进行了讨论。
Microwave power devices are widely used in wireless communication, radar ＆ electron counter- measures, defense devices and medical electronics. The application fields and development course of power devices are introduced in this paper. The LDMOS,GaAs HV-HBT, SiC MESFET and GaN HEMT power devices are emphatically introduced. The application prospect of these microwave power devices in next generation electronic system is discussed too.
