摘要 本文采用TSMC0.35μm BiCMOS工艺,设计了一个应用于无线收发机系统中频率综合器的低相位噪声和宽调谐范围的5-GHz VCO。采用HBT-PMOS交叉耦合互补结构,实现了中心频率为5GHz,调谐范围为460MHz,在5GHz频偏100KHz时相位噪声为-101.57dBc/Hz的VCO。电源电压为2.6V,总直流消耗为9.74mA,总直流功耗为25.324mW。 A 5-GHz low phase noise and wide tuning rang VCO is designed based on TSMC 0.35μm SiGe BiCMOS process, which is proper to the frequency synthesis system used in wireless transceiver system. This VCO adopts HBT-PMOS complementary crosscoupled structure, and realizes the tuning range of 460MHz at the central frequency of 5-GHz. The realized phase noise is - 101.57dBc/Hz@100KHz at 5-GHz.The supply voltage is 2.6V, and the total eonsumed DC current is 9.74 mA, thus total DC power consumption is 25.324 mW.
