摘要
采用常规Bridgman法和ACRT-B法进行Cd0.96Zn0.04Te晶体生长实验结果表明:ACRT产生的强迫对流在很大程度上消除了倒壁形核,有利于获得大的晶体;ACRT的加入提高了有效分凝系数keff,使其向平衡分凝系数keq趋近,导致轴向的偏折增大。
In the present paper, ACRT is applied to the Bridgman growth of Cd0.96Zn0.04Te,The effects of ACRT on the Zn segregation in the Cd0.96Zn0.04Te are studied by comparing with standard Bridgman. The distribution of grains and the segregation of Zn in Cd0.96Zn0.04Te crystals are analyzed. The experimental results show to a great extent that the forced convection produced by ACRT eliminates the nucleation of freckles from the wall of the crucible and thus it is beneficial to obtaining crystals with large grains, but it increases the effective segregation coefficient, keff, and thus increases the axial segregation of Zn in the crystal.
