摘要
研究了γ辐照积累剂量对PZT铁电电容的电滞回线和CV特性的影响,结果表明,在积累剂量辐照过程中,由于辐照感生缺陷的影响,剩余极化和矫顽场增加,介电常数下降。根据实验结果和铁电材料的有关辐照理论,提出了剩余极化随积累剂量变化的缺陷相关模型。
The effect of total irradiation dose on the hysteresis loops and C V characteristics of PZT ferroelectric capacitors was investigated. It shows that, with the increase of the γ dose, the remanent polarization and coercive fields of the PZT capacitors increased while the dielectric constant decreased because of the effects of radiation induced defects. According to these results and radiation theory about ferroelectric materials, a defects model was proposed to interpret the variation of remanent polarization during irradiation.
