摘要
现代化的兆瓦级变流器广泛用于机车牵引、新能源发电等场合,大多数兆瓦级变流器均采用IGBT作为功率器件。本文对风力发电系统中所使用的新型低导通压降、大电流的沟道场截止型IGBT的短路特性进行了详细分析,指出了短路故障发生后IGBT失效的原因。介绍了一种有源闭环的保护方法,并通过实验证明了其有效性。
IGBT is the key conponent in modern MW power electronic converters, which are widely used in traction, renewable energy generation, and so on. This paper focused on the newly IGBT used in wind power system, which features low saturation voltage,high current density, namely trench-/fieldstop IGBT, short circuit behavior and failuare modes are analyzed. A close-loop protection method is selected, and validated with experiments.
