La掺杂氧化锌纳米颗粒的室温拉曼特性 被引量:2

Investigation of RT-Raman Scattering of La-doped ZnO

摘要 通过固相反应工艺制备了La掺杂ZnO,采用X射线衍射研究了ZnO∶La的结构,测试了其室温拉曼散射特性.XRD结果表明,La掺入ZnO晶格中,ZnO∶La具有六方纤锌矿结构的纳米多晶态,La以替位原子或间隙原子的形式存在于ZnO晶格中.拉曼光谱分析表明,ZnO∶La具有与纯ZnO相同的A1,B1,E1,E2等晶格振动模.由于掺杂的La3+和Zn2+的半径和电荷量不相等,ZnO∶La晶格畸变,局部应力增大,点缺陷增多,载流子浓度改变,ZnO∶La拉曼峰宽化,峰形状不对称,峰位置移动. The La-doped ZnO is prepared by applying the solid phase reacting method.The structure of La-doped ZnO is analyzed by X-ray diffraction.The room temperature Raman scattering spectra is checked.The results show that the lattice structure of La-doped ZnO is hexagonal wurtzite which is nano-multi-crystal,and the La are substitution atoms in the ZnO lattices.The lattice vibration models of La-doped ZnO are A1,B1,E1 and E2,which are same to the models of pure ZnO.Because the radius and charges of the La3+ ions are not equals to the Zn2+ ions,the lattice structure of La-doped ZnO are deformation,and the local stress,the point defect,the concentration of carrier of La-doped ZnO increased,which makes the Raman scattering peaks wider,unsymmetrical and shifted.
