摘要
在叙述晶体管模型参数提取原理的基础上，着重介绍了自制晶体管ＧＰ模型参数自动提取系统的工作原理．该系统通过计算机控制实现数据自动采集、采用模型参数总体优化提取方法提取晶体管ＧＰ模型参数．运用该系统对ＭＪＥ１３００５晶体管进行参数提取及ＰＳＰＩＣＥ模拟。
The operating principle of an auto estimation
system of GP model parameters is introduced. The data auto collection is accomplished when
using the computer control of the system. The global optimum algorithm is applied to the
estimation of GP model parameters. The parameters are collected out of MJE13005 type device
with the estimated parameters, and the characteristics of the device simulated by PSPICE. The
simulations are consistent closely with the test data.
