摘要 双极型晶体管的特性曲线是讲授双极型晶体管原理时的重要内容,现有教材给出的特性曲线都是含有一个参变量的二维图形,本文介绍了双极型晶体管的Ebers-moll模型及其特性曲线,在此基础上,利用MATLAB仿真技术实现了双极型晶体管特性曲线三维图形绘制,与二维图形相比更为直观,便于学生对双极型晶体管特性曲线的理解和掌握。 The characteristic curve of bipolar junction transistor is an important content when teaching the principle of the bipolar junction transistor, and the characteristic curve appeared in present teaching materials is 2-D form with a reference parameter. In this paper, the Ebers-moll model and characteristic curve of bipolar junction transistor are introduced first. On the basis of this, the paper then dedicates to the 3-D plot of bipolar junction transistor characteristic curve through MATLAB simulation method, the result is more visual than the 2-D form and can facilitate the process for the students to understand and master the bipolar junction transistor characteristic curve.
