多沟道碳纳米晶体管SPICE模型与环形振荡器设计

摘要 针对多沟道碳纳米晶体管(MC-CNTFET)越来越接近实用化的发展现状,提出了一种多沟道碳纳米晶体管的集成电路仿真SPICE(Simulation program with integrated ciruit emphasis)模型,并基于此模型,对用多沟道碳纳米晶体管构成的环形振荡器进行了分析。结果表明,该模型能够很好地模拟多沟道碳纳米晶体管的电学特性,进一步分析表明,基于50 nm多沟道碳纳米晶体管环形振荡器的振荡频率可达90 GHz,显示出多沟道碳纳米晶体管电路具有很大的性能优势。 This paper describes a novel SPICE model(simulation program with integrated circuit emphasis)for multichannel carbon-nanotube FETs(MC-CNTFET).And based on the model,this paper analyzes a MC-CNTFET based ring oscillator.The result shows the proposed model well simulates the MC-CNTFET and the ring oscillator based on 50 nm channel length MC-CNTFET can reach the frequency of 90 GHz.
