摘要
为了能够正确反映出双异质结激光器的温度特性,对双异质结激光器(DH-LD)原有的Pspice模型进行了温度适用性修正,找出了原模型中被误当作常数但实际却受温度影响的因子,并做出了适当的修正。根据修正后的Pspice等效电路温度模型对双异质结激光器进行了模拟,得到了双异质结激光器在温度升高时表现出的最明显的2个效应:阈值电流Ith增大和外微分量子效率ηd减小。实践证明:运用该修正模型使光发射器中温度控制电路和功率控制电路成为可能。
In order to correctly reflect the temperature characteristics of DH-LD, the former Pspice model of DH-LD is mod- ified. The factors which are wrongly considered as constants but affected by temperature in fact are corrected. By the simulationof the corrected model of DH-LD when the temperature is higher, we got two typical effects : the increase of 1sh and the decrease of ηd This was consistent with the actual.
