摘要
提高雷达发射机的输出功率和功率密度是增大雷达功率孔径积的有效途径。文中通过LDMOS、Si双极型功率管以及CaAs单片集成电路等固态微波半导体功率器件的混合集成,研制出具有大功率、小型化特点的固态功率放大器,为输出功率和功率密度的提高提供了一种有效的方法。对LDMOS功率管电路优化仿真设计进行了详细论述,为实现小型化,提出了微带线分布参数与集中参数元件相结合的匹配电路方式。
Improving the output power and power density of radar transmitter is an effective approach to increase the product of power-aperture of radar.By integrating LDMOS FETs and Si bipolar transistors with other microwave solid-state semiconductor power devices such as GaAs MMIC,a high power small-sized solid-state power amplifier is briefly introduced and developed.It is a valid method to improve output power and power density.The optimized design and simulation of LDMOS power FET circuits are detailedly discussed.To minimize the size a kind of matching circuit by combining microstrip distributed parameters with lumped parameters elements is provided.
