摘要
频率在0.1~10 THz范围内的太赫兹电磁波,因其所具有的特殊性质近年来受到了广泛的关注。该文介绍了一种太赫兹频段内220 GHz基于肖特基势垒二极管的分谐波混频器设计。利用CAD技术对反向并联二极管对的阻抗频率特性进行分析,并在该基础上通过HFSS和ADS软件的联合仿真,对混频器性能进行优化。最后,对该混频器进行加工和测试,结果表明,在210~230 GHz频带范围内,变频损耗小于10 dB。
Terahertz electromagnetic radiation(from 0.1THz to 10 THz) that lies in the boundary region between light and radio waves has attracted much attention in recent years due to its some extraordinary properties.This paper presents the design of a 220 GHz sub-harmonic mixer in terahertz band based on GaAs Schottky barrier diodes.The impedance-frequency characteristics of the anti-parallel diodes pair were analyzed using computer aided design(CAD) technology.The mixer was then optimized and designed by the co-simulation of the commercial software Agilent's advanced design system(ADS) and Ansoft's high frequency structure simulator(HFSS).The mixer was also fabricated and measured.The measured results show that the conversion loss of the mixer is below 10 dB in the band from 210 GHz to 230 GHz.
