摘要
阐述了高中频电阻焊机对超大电流FRD快恢复整流二极管的需求和技术特征。给出了FRD5000A/200V/10kHz二极管的设计计算书,采用和国际接轨的超薄硅片技术、超薄封装结构技术、低阳极浓度技术、带有缓冲层的双基区技术、保留磷硅玻璃层的扩铂技术、雪崩二极管技术、整个加工过程的无应力技术和先进的测试技术,完成了10kHz电阻焊机用FRD5000A/200V器件的制作和批量生产任务。
The requirements and technical characteristics of the high frequercy resistance welding ma- chine for large carrent fast recovery rectifier diode (FRD)are elaborated.The design calculations FRD 5000 A/200V/10 kHZ Diode is given.Using international standards and the ultra-thin silicon technology,uhra thin encapsulation structure technology,low anode concentration technology,with the buffer layer of dual boose technology,retention of phosphorus silicon glass layer PT diffusion technology, avalanche diode technology and the whole process of stress free technology and advanced test technology,the production and mass production task of 10 kHz resistance welder FRD 5000 A/200V device are completed.
