摘要
功率MOSFET具有开关速度高、安全工作区宽、驱动功率小等优点,已广泛应用于开关电源、超声波发生器及高频感应加热电源等诸多领域。当今工业应用竞争激烈的是大功率高频固态感应加热电源,该类电源首选器件以模块化、大容量化、功率MOSFET器件为主,与IGBT相比,模块化灵活性更强,同比容量的体积更小,组成逆变器模块的功率更大,应用频率更高而成为工作频率超过50 kHz以上的工程应用的首选技术方案。通过技术改造,介绍了MOSFET高频感应加热电源逆变器的结构、特点、工作原理及逆变器工作状态的保护等。
Power MOSFET switches with advantages of high speed switch, wide AS0 (area of safe operation) and small driving power have been widely used in switching power supply, ultrasonic generator and high frequency induction heating power supply, etc. There is fierce competition in the industrial application of high-power high-frequency solid-state induction heating power supply. This kind of power supply prefers modular and large-capacity power MOSFET devices. Compared with IGBT unit, power MOSFET devices are higher in modular flexibility, smaller in unit of the same volume capacity, larger in power of inverter modules, higher in application frequency. Therefore, they are the optimal devices to be used in projects with working frequency higher than 50 kHz. Focusing on the technically modified high-frequency power supply device, this paper introduces the structure, characteristics, working principle and working state protection of the MOSFET inverters.
