GaAs中光生重空穴散射的飞秒光谱 被引量:1

摘要 采用可调谐飞秒激光光谱技术 ,研究 Ga As中光生重空穴的超快弛豫动力学过程 .测得重空穴的弛豫时间为 1 50 fs,表明空穴的热弛豫由空穴 -空穴散射和空穴吸收光学声子共同决定 .给出光生空穴的空穴 -空穴散射率公式 ,说明价带类 | p〉波函数的各向异性使得低能量空穴的散射率变小 .计算得到的空穴弛豫时间与实验结果较好符合 . The ultrafast dynamics of photoexcited holes in i∶G)s is studied by femtosecon d spectroscopy.A heave\|hole scattering time of 150fs is measured.It is shown tha t both hole\|hole scattering and hole\|phonon scattering thermalize the cool hea vy hole to the equilibrium with lattice.An expression of hole\|hole scattering r ate is presented and the calculated values of heavy\|hole scattering rate are we ll consistent with the experimental results.
