摘要
文章采用S参数的设计方法,找到场效应管的最佳源阻抗和漏阻抗,随后采用MOMENTUM法对版图进行优化仿真,得到三级微波半导体固态功率放大器。其具有高增益(50dB)、高效率(33%)、非线性特性好且小型化的特点。
This paper briefly presents a 3w SSPA for s band,This 3-stage microware power amplifier have high gains(50dB),high PAE(33%),and have perfectly nonlinear character.The method that obtaining the source and drain impedance of power transistor by S parameter,which is used the MOMENTUM method to optimize the layout circuits.
