注入锁定半导体激光器小信号模型仿真

Small signal model simulation of injection-locking semiconductor lasers

摘要 在半导体激光器速率方程的基础上,采用了微分分析法,建立了小信号模型,运用MATLAB软件仿真,详细研究了注入锁定半导体激光器的稳态锁定范围和频率调制响应。仿真结果表明:对于频率失谐,稳态锁定范围是不对称的,并且在负失谐范围内激光器往往比较容易被锁定;对于来自主激光器的不同注入功率,都有一个最优的调制频率,合理设置驱动电流的调制频率,可以得到最大的频率调制响应。 A small signal model of semiconductor lasers subject to external optical injection was set up based on rate equations. The stable locking range and the frequency modulation response were investigated. The results indicate that for the frequency de- tuning, the stable locking range is asymmetric, and in the negative range of detuning the laser is often more likely to be locked~ for different injection powers from the master laser, there will be an optimum modulation frequency. The maximum frequency modulation response can be achieved by choosing a reasonable modulation frequency of the driving current.
